Gallium oxide is an inorganic compound with chemical formula Ga2O3. White triangular crystalline particles. Insoluble in water. Slightly soluble in hot acid or alkaline solutions. Melting point 1900°C (transforms to β-type at 600°C). Easily soluble in alkali metal hydroxides and dilute inorganic acids. Has α and β polymorphs. α-type is white rhombohedral hexahedron.

Gallium oxide is the oxide of metallic gallium and also a semiconductor compound. So far five crystal forms have been confirmed: α, β, γ, δ, ε, among which β structure is the most stable. Most research on crystal growth and physical properties of gallium oxide focuses on β structure. Researchers have attempted to fabricate metal-semiconductor field-effect transistors. Although they were simple structures without passivation protective films, the samples already showed characteristics of high breakdown voltage and low leakage current. When making similar components with silicon carbide or gallium nitride, it is usually difficult to achieve these sample specifications.
Mainstream gallium oxide preparation methods: According to the different raw material states during β-Ga2O3 crystal growth, crystal growth methods can be divided into: solution method, melt method, vapor phase method, solid phase method, etc. The melt method is the earliest studied and most widely used crystal Chemicalbook growth method, and is currently the common method for growing β-Ga2O3 bulk single crystals. The melt method can grow high-quality, low-cost β-Ga2O3 bulk single crystals, among which the most commonly used growth methods are mainly two: Czochralski method and edge-defined film-fed growth (EFG) method.
