Tantalum Oxide (Ta₂O₅): High-temperature Alloys, LiTaO₃ Crystals, and Thin-film Deposition Targets

Tantalum oxide appears as rhombohedral prisms, remaining white at 1000-1200°C and turning gray at higher temperatures. Two variants are known: α-Ta₂O₅ (high-temperature form) and β-Ta₂O₅ (low-temperature form). The β-to-α transformation occurs at 1360±5°C.

Properties:

  • α-form: Melting point 1872±10°C, relative density 8.37
  • β-form: Melting point 1785±30°C, relative density 8.18
  • β-Ta₂O₅ transforms into amorphous Ta₂O₅ before melting (relative density 7.3)

  1. For manufacturing high-temperature alloys and superconducting alloys

About Tantalum Oxide
High-purity tantalum solution is obtained from impure tantalum solution via liquid-liquid extraction:

  1. Tantalum solution is transferred to a neutralization/precipitation tank. NH₃ gas is introduced under agitation until pH reaches 8-9, forming Ta(OH)₅ precipitate, which is filtered.
  2. The hydroxide is dissolved in HF and H₂SO₄ in a decomposition tank, then subjected to secondary organic extraction for high-purity tantalum solution.
  3. The purified solution is neutralized with NH₃ to pH>9 to regenerate Ta(OH)₅.
  4. The precipitate is washed with purified water until filtrate contains <0.02g/L F⁻, then dried.

Calcination Process

  1. Heat to 200°C (hold 2 hours)
  2. Heat to 500°C (hold 5 hours)
  3. Heat to 650°C (hold 2 hours)
  4. Heat to 800°C (hold 4 hours)
  5. Cool to 200°C, then sieve to obtain high-purity Ta₂O₅
